제목 Flexible, transparent carbon nanotube transistors with graphene conductive films
초록 We have developed a mechanically flexible, transparent thin film transistor using graphene as a conducting layer and single-walled carbon nanotubes (SWNTs) as the semiconducting channel. SWNTs are dispersed entirely with a density of ~ 3 tubes per μm2 to form the SWNT network channel. Graphene film synthesized on a Ni/SiO2/Si wafer or Cu foil catalyst layer by chemical vapor deposition were used as the S/D/G electrode. These SWNTs and graphene films were printed on flexible plastic substrate using a transfer printing technique. Epoxy and SiO2 served as a double layer gate dielectric. The resulting devices exhibited a mobility of ~ 2 cm2/V•s, On/Off ratio of ~102, transmittance of ~81 % and excellent mechanical bendability. The graphene electrodes showed excellent contact properties with the SWNT channel materials. The characteristics of all carbon-based devices observed in this study are very promising for future flexible electronic applications.
