The influence of inorganic moiety on the thermo-mechanical properties of the epoxy composite. |
초록 |
The preparation of polymeric material with the low coefficient of thermal expansion(CTE) has been ever demanding, since the large dimensional change of polymers upon the variation of temperature leads to the serious problems such as cracking and peeling-off at the interface between the polymer and inorganic layer. Especially in the field of semiconductor where the polymer is in direct contact with silicon chip, the CTE value of epoxy system is strongly required to be reduced. In this work, the epoxy composites were prepared based on diglycidyl ether of bisphenol A with diaminodiphenylmethane as the crosslinker. Multifunctional nano-silica compounds were added in the formulation in order to vary the thermal expansion behavior of the epoxy system. The effects of the inorganic moiety on the properties of epoxy nanocomposites were investigated by TMA, DMA and DSC. |
