제목 High thermal Conductivity Epoxy Composite Sheet including Hybrid Fillers
초록 As automotive parts and electronic devices have become more highly integrated to be used under high electrical power and mechanical vibration, heat-dissipating materials have received a great deal of attention to ensure long-term durability and reliability. These heat dissipating materials are usually exposed to various mechanical loading cycles, which often leads to excessive mechanical fatigue damage and malfunctioning of the devices. In this study, we investigated the thermal conductivity and thermal stability of epoxy composites with hybrid fillers. In the hybrid system, the bimodal distribution of polygonal AlN and planar BN particles provided excellent filler-packing efficiency and desired energy path for phonon transfer. The packing morphologies of hybrid-filler systems were characterized by scanning electron microscopy (SEM), and the thermal properties in terms of thermal conductivity, coefficient of thermal expansion (CTE) and thermal distortion parameter (TDP) were investigated.
