제목 Pentacene based nonvolatile memory using multilayer nanocomposite dielectric
초록 We fabricated pentacene-based nonvoltatile memory (PNM) devices with double dielectric layers comprising 3D pattern of Au nanoparticles (AuNPs) and block copolymer (PS-b-P2VP). The role of nanocomposite dielectrics is to charge/discharge carriers upon applied voltage, while block copolymer helps to form highly ordered AuNP patterns in dielectric. Double-layered nanocomposite dielectrics enhanced the charge trap density (i.e., trapped charge per unit area) by AuNPs, resulting in increase of the threshold voltage shift (ΔVth) of memory characteristics.
