In this study, hybridization of ZnO nanorods (NR) on the single layer graphene (SLG) is studied for solution-gated bioelectronic field-effect transistor. SLG synthesized via chemical vapor deposition method was transferred on the desired substrate with thin gold layer for clean SLG surface and ZnO NRs were vertically grown on SLG by solution growth method. We have attempted to control the growth of diameter, height and density of ZnO NRs on graphene. To grow ZnO NRs, we used ZnO nanoparticles (NPs) as a seed and different seeding conditions were tried. Morphology and structure of grown ZnO NRs was characterized by FESEM, AFM, TEM and XRD. Solution-gated field effect transistors (FETs) with the channel of heterostructure were characterized by semiconductor analyzer. Especially, the electrical characteristics of heterostructured solution-gated FET showed excellent ambipolar transfer characteristic similar with that graphene channel FET. Therefore, we can expect our solution-gated FET has a potential for bio-FETs. |
