제목 Hydrogen sensing characteristics of semipolar GaN diode with Pt Schottky contact
초록 Hydrogen is one of the most appealing alternative energy sources in that it has high heat of combustion and does not generate any gaseous byproducts related to greenhouse effect during its conversion. Not only by steam reformation of hydrocarbons, hydrogen can be readily obtained by water splitting or other methods. Due to the flammability at wide range of concentrations, there are increasing demands for hydrogen detection to prevent accidental explosions. In this regard, hydrogen detection is essential in many application fields.
In this work, prompt, compact, and reliable hydrogen sensor using semipolar GaN Schottky diode has been demonstrated. Strong affinity of nitrogen in semipolar GaN to hydrogen results in fast and large response to the target gas. Schottky barrier height of semipolar GaN diode was immediately decreased upon hydrogen gas exposure. We also confirmed the stable hydrogen sensing characteristics under different temperatures and low hydrogen concentration ambient.
