제목 Novel Nonvolatile Memory Devices Using The Hyperbranched Copper Phthalocyanine Polymer Thin Films
초록 We fabricated electrically programmable fuse-type memory devices based on an HCuPc polymer and investigated their switching characteristics and reliability. The as-fabricated polymer films exhibited a switching-ON state, which was then turned to the OFF-state by applying a positive or negative voltage greater than VOFF. The ON/OFF current ratio was determined to be as high as 106. The devices were electrically stable, even in air ambient, for a very long time. Once the devices in the ON-state were switched off, they did not return to their original state. This switching-OFF process is thought to be governed by the rupture of filaments which takes place when a voltage greater than VOFF is applied (this explanation is based on our IV and CS-AFM results). Overall, the HCuPc devices exhibited excellent WORM memory characteristics. These properties open up the possibility of a low-cost mass production of highly dense, and very stable digital nonvolatile WORM memory devices.
