Polymers having both thermally degradable epoxy-containing moieties and sulfonic acid ester moieties in the side chain were prepared and characterized. On UV irradiation the polymer films containing photoacid generators became insoluble. The crosslinked polymer films became soluble in water after bake treatment at 120-200 degreesC.
